Detektor Cahaya
Tujuan Bab
Bab ini mendiskusikan prinsip dan karakteristik fungsional dari sejumlah detector cahaya
yang popular. Juga dibahas bagaimana relasi struktur photodiode terhadap
karakteristiknya dan bagaimana pengaruh karakteristik fungsional terhadap kinerja
penerima. Berbagai rangkaian detector cahay juga didiskusikan, terasuk didalamnya
perancangan dan analisi secara rinci juga dijelaskan. Diskusi ini akan memberikan
pengalaman untuk menghitung level tegangan keluaran dari daya optic masukan yang
diberikan. Bagian akhir dari bab ini akan mejelaskan tentang derau (noise), kemampuan
mendeteksi (detect ability), dan juga menyajikan sejumlah contoh perhitungan. Hal ini
akan memberikan pengertian pada mahasiswa tentang relasi Sinyal terdeteksi minimum,
derau dalam (internal noise), dan lebar pita system (bandwidth system).
3.1. Pendahuluan
Detector cahaya, secara khusus photodiode, dapat dipandang sebagai inverse dari light
emitting diode (LED). Disini madukan ke peranti adalah daya optic dan keluaran dari
peranti berupa sinyal listrik. Prinsip operasi dari photodiode ini merupakan fenomena
fisika sebagaimana yang terjadi pada LED. Detektor cahaya menyerap photon cahaya dan
menghasilkan electron, yaitu electron yang dapat menghasilkan arus listrik.
Untuk mendapatkan hasil yang optimum penggunaan photodiode sebagai transducer,
secara khusus untukaplikasi system komunikasi optic, maka detector cahaya harus
memiliki fitur fitur sebagai berikut:
1. Peranti detector cahaya harus sangat sensitive. Arus listrik yang dihasilkan harus
sebesar mungkin dalam merespon daya optic masukan. Karena detector cahaya ini
selektif terhadap panjang gelombang (responnya terbatasi oleh rentang panjang
gelombang), maka sensitifitas ini harus bernilai besar pda daerah panjang gelombang
operasi.

2. Waktu respon terhadap Sinyal optic masukan harus cepat. Detektor cahaya harus
mampu menghasilkan arus listrik meski pulsa optic masukan berlangsung dalam
waktu yang cepat. Hal ini akan memungkinkan untuk menerima data dengan laju bit
tinggi.
3. Untuk system penerimaan data analog, detector cahaya harus memiliki hubungan
masukan-keluaran yang linier. Hal ini diperlukan untuk menghindari distorsi Sinyal
keluaran.
4. Derau dalam (internal noise) yang dibangkitkan oleh peranti harus sekecil mungkin
agar peranti dapat mendeteksi Sinyal optic masukan sekecil mungkin.
Beberapa karakteristik penting lainnya, misalnya keandalan, stabilitas, dan kekebalan
terhadap pengaruh lingkungan.
3.2. Prinsip Pendeteksi Cahaya
Agar pendeteksian cahaya ini berlangsung secara optimal, maka secara esensial sebagain
besar (bila tidak semua) photon cahaya yang masuk ke dalam peranti harus dikonversi
(diubah) menjadi besaran listrik. Masing-masing photon mungkin menyebabkan
terjadinya emisi electron sehingga menjadi electron bebas. Elektron bebas ini (hole
bebas) dibangkitkan dengan cara memindahkan electron dari pita velensi ke pita
konduksi, dan yang tertinggal dalam pita valensi adalah lubang yang lazim dinamakan
dengan hole bebas.Proses terjadinya pasangan eletktron-hole ini disebut dengan
photogeneration Proses ini ditunjukkan pada gambar 3.1. dimana photon diserap oleh
atom yang menyebabkan sebuah electron pindah dari level valensi menuju level
konduksi. Perubahan energi yang terjadi pad electron adalah Eg, yaitu agar peristiwa ini
terjadi, maka energi minimal yang dimiliki oleh photon adalah Eg. Karena energi photon
berkaitan dengan frekuensinya (atau panjang gelombang), maka nilai energi gap, Eg ini
menentukan respon daerah spektral detektor cahaya. Energi photon, Ep, harus lebih besar
atau sama dibandingkan dengan energi gap, Eg.

Detektor cahaya ini tidak merespon bila cahaya yang detang memiliki frekuensi lebih
kecil dari frekuensi cut off, fC, dimana fC didefinisikan sebagai:

atau panjang gelombang cahay tidak boleh lebih besar dibanding dengan panjang
gelombang cut off, C , dimana C didefinisikan sebagai:

Contoh 3.1. menunjukkan bahwa detektor cahaya dengan bahan hanya bisa digunakan
untuk lebih pendek dari 1,53 µm, yaitu rentang panjang gelombang yang lazim digunkan

Contoh 4.1.
Germanium dengan energi gap sebesar 0,81 eV. Temukan panjang gelombang cut off
dari photodiode germanium ini.
Penyelesaian
C = (h × c)/Eg
= (6,623 × 10-34 × 3 × 108)(0,81 × 1,602 × 10-19) = 1,531 × 10-6 m = 1,531 mm

dalam sistem komunikasi optik (0,8 µm; 1,33 µm; dan 1,5 µm). Secara bertolak
belakangan dengan bahan germanium adalah bahan silikon yang memiliki energi gap, Eg
= 3,1 eV (direct band gap) dan bahan ini lazim digunakan untuk mendeteksi cahaya
ultraviolet (dengan panjang gelombang sekitar 0,3 µm) atau lebih pendek darinya.
Dengan mengkombinasikan beberepa nilai konstanta yang ada pada persamaan 3.2 dan
3.3, maka dapat diperoleh:

dimana C bersatuan µm dan Eg bersatuan eV. Efisiensi detektor cahaya sering
dinyatakan dalam terma efisiensi kuantum, sebagaimana definisi efisien pada LED, yaitu

Yang diharapkan untuk nilai Q adalah 1, yang berarti bahwa setiap photon cahaya yang
diserap oleh detektor akan dihasilkan elektron bebas. Nilai tipikal dari Q antara 70 –
80%.
Terma yang lebih praktis untuk menyatakan operasi dari detektor cahaya adalah
respnsifitas, R (terkadang juga disebut sensitifitas radisi), yang didefinisikan sebagai
nisbah photocurrent (arus yang dihasilkan ketika suatu photon cahaya diserap) terhadap
daya photon cahaya.

dimana R bersatuan ampere per watt (A/W), atau µA/µW. IP adalah photocurrent dan Pi
adalah daya optik cahay datang.

Menjadi penting untuk merelasikan antara R dan terhadap Q dengan terlebihj dulu
mendefinisikan:

dimana e adalah muatan elektron(1,602 × 10-18 C) dan Ne adalah jumlah elektron bebas
yang dibangkitkan.

dimana EP adalah energi photon cahaya, NP adalah jumlah photon datang. Dengan
mensubstitusi persamaan 3.7 dan 3.8 untuk peubah pada persamaan 3.6, maka diperoleh:

Pernyataan (ηQ×e )/ Ep , Ep bersatuan joule. Ini bisa dinyatakan dengan R = ηQ /E p

dalam hal ini Q adalah nilai fraksi (nisbah, bukan persen), dalam meter, R dalam
amper/watt, c dalam meter/detik., dan e dalam coulomb. Nilai efisiensi kuantum dan
responsifitas, biasanya diberikan untuk panjang gelombang tertentu. Dengan
memasukkan semua konstanta, maka persamaan 3.10 dapat dinyatakan sebagai:

Contoh 4.2.
Efisiensi kuantum suatu suatu detektor cahaya adalah 70% (0,7) dan beroperasi pada
panjang gelombang = 0,82 µm. Temukan nilai responsifitasnya.
Penyelesaian:
R=(ηQ×λ )/1, 24 = 0,7 × 0,82 / 1,24 = 0,463 A/W

Persamaan 3.10 dan 3.10.a menunjukkan bahwa nilai responsifitas suatu detektor cahaya
semakin besar bilai nilai panjang gelombang cahaya dtang semakin besar. Ini hanyalah
secara teori, yang mengabaikan sejumlah pertimbangan praktis. Berkas cahaya datang
yang masuk ke dalam daerah tipe P (sambungan PN), akan terlebih dulu mengalami efek
pemfilteran oleh bahan. Gambar 3.2. menunjukkan hubungan antara responsifitas
detektor cahaya dengan panjang gelombang sinar.

3.3. Detektor Cahaya
3.3.1. PN Photodiode

Contoh 4.2.
Efisiensi kuantum suatu suatu detektor cahaya adalah 70% (0,7) dan beroperasi pada
panjang gelombang = 0,82 µm. Temukan nilai responsifitasnya.
Penyelesaian:
R=(ηQ×λ )/1, 24 = 0,7 × 0,82 / 1,24 = 0,463 A/W

Salah satu detektor cahaya yang amat populer adalah photodiode, yaitu diode yang
dioperasikan pada mode reverse dimana daerah deplesinya diinteraksikan dengan energi
cahaya. Perlu diingat bahwa diode tanpa tegangan bias memiliki daerah deplesi secara
relatif sempit, yaitu daerah dimana muatan bebasnya (elektron atau hole) sangat jarang.
Dengan memperbesar tegangan bias reverse daerah deplesi ini akan membesar. Photon
yang datang pada daerah deplesi ini akan menghasilkan pasangan elektron-hole (muatan
bebas) yang selanjutnya berpindah karena tegangan yang diberikan antara sambungan.

Di dalam daerah diplesi, pasangan elektron dan hole bergerak karena tegangan listrik
yang diberikan. Perlu diketahui bahwa karena daerah deplesi memiliki resistansi yang
amat tinggi, maka pada daerah ini akan terdapat medan listrik, E yang amat besar yang
digunkan untuk mempercepat pasangan elektron dan hole. Beberapa photon mungkin

diserap pada daerah P atau daerah N diluar daerah deplesi. Beberapa electron mungkin
melakukan rekombinasi sehingga menghasilkan arus (photocurrent) . Sebagai akibatnya
daerah deplesi ini perlu diperlebar untuk memungkinkan terjadi absorpsi photon cahaya
sebanyak mungkin untuk menghasilkan arus (photocurrent) sebesar mungkin. Untuk
merealisasikan hal ini, maka dikembangkanlah photodiode dengan struktur PIN
Photodiode. Penting dicatat bahwa photocurrent (arus yang dihasilkan oleh photon
cahaya) memiliki polaritas yang sama sebagaiman arus reverse (arus leakage) dari
photodiode. Karenanya penting untuk menjaga arus leakage (dark current) inisekecil
mungkin.

Soal-Soal
1. Photodiode yang terbuat dari bahan semikonduktor indium-phospor memiliki pita
energi gap sebesar 1,35 eV. Berapa panjang gelombang terpanjang yang dapat
dideteksi oleh photodiode
2. Hitung batas frekuensi terendah suatu cahaya yang dapat dideteksi oleh photodiode
dengan energi gap Eg = 1,3 eV
3. Responsivitas dari suatu photodiode adalah R = 0,7 A/W. Hitung arus photo yang

:: What Is an Photodetector?
An optical detector is a device that converts light signals into electrical signals, which can then be amplified and processed. The photodetector is as essential an element of any fiber optic system as the optical fiber or the light source. Photodetectors can dictate the performance of a fiber optic communication link.
:: Semiconductor Photodiodes
Semiconductor photodiodes are the most commonly used detectors in optical fiber systems since they provide good performance, being small in size, and are of low cost.
Semiconductor photodiodes are made of silicon, germanium, GaAs, InGaAs, etc.
:: How Does a Photodetector Work?
The following illustration shows how a photodetector work. The detector is electrically reverse-biased. (In contrary, LEDs and Lasers are forward-biased to emit light).

In the first illustration when there is no light, the reverse bias draws current-carrying electrons and holes out of the p-n junction region, creating a depleted region, which stops current from passing through the diode.
In the second illustration when there are lights on the detector, photons with the proper energy (wavelength) can create electron-hole pairs in this region by raising an electron from the valence band to the conduction band, leaving a hole behind. The bias voltage

causes these current carriers to drift quickly away from the junction region, so a current flows proportional to the light hitting the detector.
The wavelengths at which the detector responds to light depend on the detector’s material composition.
:: Photodetector Response Curves
As we said above, the wavelength that a photodetector can respond to depends on its composition. The following graph shows the detector response curve for different materials.
:: PIN Photodetector
The most common semiconductor photodetector is the PIN photodiode as shown below.

PIN photodiode has an intrinsic (very lightly doped) semiconductor region sandwiched between a p-doped and an n-doped region (as shown below).
The PIN photodiode is reverse-biased as shown above. Since the intrinsic (i) region has no free charges, its resistance is high, so that most of the reverse-biased voltage is applied to this i region.
The i region is usually wide so that incoming photons have a greater probability of absorption in the i region rather than in the p or n regions.
Since the electric field is high in the i region, any electron-hole pairs generated in this region are immediately swept away by the field. e-h pairs generated in the p and n regions have to first diffuse into the depletion region before being swept away. Also, these e-h pairs may suffer recombination, resulting in a reduced current.

1. Quantum Efficiency

Sensitivity measures the response to an optical input signal as a function of its intensity. Photodetector’s sensitivity can be measured in two concepts: quantum efficiency and responsivity.
We will focus on quantum efficiency in this section, and we will introduce responsivity in the next section.
Quantum efficiencyη measures the fraction of incoming photons that generate electrons at the detector. It is defined as
Quantum efficiencyη is the ratio of the number of electron-hole (e-h) pairs generated to the number of incident photons. It can by calculated by

ξ is the fraction of the e-h pairs contributes to the photo current
α is the absorption coefficient
ω is the distance where optical power is absorbed
2. Responsivity
Responsivity is the ratio of electrical output from the detector to the input optical power. If the output current varies proportionally to the input, this is measured as amps per watt (A/W). Since in fiber optic communication systems, input powers are usually in microwatt level, responsivity is often expressed as uA/uW.
The responsivityρ is the photo current generated per unit optical power. The following formula shows how to calculate responsivity.

The following figure shows the spectral dependence of responsivity and quantum efficiency for different semiconductor materials.
3. Speed of Response and Bandwidth
The speed of response and bandwidth of a photodetector depend on three factors.
1. The transit time of the photo-generated carriers through the depletion region2. The electrical frequency response as determined by the RC time constant, which
depends on the diode’s capacitance3. The slow diffusion of carriers generated outside the depletion region

Rise Time
Rise time is the time the output signal takes to rise from 10% to 90% of the peak value after the input is turned on instantaneously.
Fall Time
Fall time is the the time the output signal takes to drop from 90% to 10% of the peak value after the input is turned off abruptly.
Photodetector Bandwidth
Detector bandwidth usually is defined as the frequency at which the output signal has dropped to 3dB (50%) below the power at a low frequency. This means that only half as much signal is getting through the detector at the higher frequency.
In a square wave function, the highest frequencies are responsible for the sharp edges. Frequencies higher than the bandwidth frequency (50%) are attenuated even more. As bandwidth decreases, the pulses become more rounded.
4. Dark Current

Dark current is the current through the photodiode in the absence of light, when it is operated in photoconductive mode. The dark current includes photocurrent generated by background radiation and the saturation current of the semiconductor junction.
Dark current sets a floor on the minimum detectable signal, because a signal must produce more current than the dark current in order to be detected. Dark current depends on operating temperature, bias voltage, and the type of detector.
Dark current must be accounted for by calibration if a photodiode is used to make an accurate optical power measurement, and it is also a source of noise when a photodiode is used in an optical communication system.
5. Noise-Equivalent Power (NEP)
Noise-Equivalent Power (NEP) is the minimum input optical power to generate photocurrent, equal to the rms noise current in a 1 hertz bandwidth.
This more directly measures the minimum detectable signal because it compares noise directly to optical power.
NEP depends on the frequency of the modulated signal, the bandwidth over which noise is measured, the detector area, and the operating temperature.
